Abstract

The invention relates to a gas-phase epitaxial method in which the semiconductor wafers are caused to rotate during the deposition. The essence of the invention is that the support body for the semiconductor wafers is caused to rotate by a directional gas jet. Furthermore, the support body itself is preferably held in a floating manner on a gas bearing.

Description

In gas phase epitaxy, especially in epi tactical coating of semiconductor wafers occurs the problem on that to achieve a uniform Layer thickness of the substrate to be coated in the gas stream must be moved within the reactor. Since the Epi taxie even in a high purity atmosphere must be performed, this is so far with a very agile technology carried out by turning in particular bushings are installed in the reactor. The Rotation of the substrate plate on which to coat tendency semiconductor wafers are arranged, follows Lich about a specially sealed bushing or also made via encapsulated magnetic heads. further has already been proposed (Electronics Week, March 4, 1985, Page 24), the substrates to be coated on a To store gas pads in suspension, this gas itself consists of the deposition gas or the carrier gas. For this purpose, the substrates are so strong with the nozzle Deposition gas or the carrier gas that they are illuminated stand out from the base and during the deposition process held contactless by the gas pressure will. However, it has been shown that this too Deposition processes not at optimal ratios leads.

The invention is therefore based on the object Procedures and those necessary for their implementation Specify device with the high quality and uniform epitaxial layers can be generated. This task is performed in a gas phase epitaxy in which the semiconductor wafers during the deposition manure are moved, solved in that the carrier body per for the semiconductor wafers by a directed Gas jet is rotated.

It is advantageous if the carrier body for the semiconductor wafers simultaneously on a gas bearing is suspended, the rotation of the The nozzle causing the carrier body should preferably be pressed tial acts on the edge of the support body. To the gas Storage of the support body can be the one per se known lifting method can be used. It ever exists but also the possibility of the hydrodynamic para to take advantage of doxon.

A device for carrying out the gas mentioned phase epitaxy method preferably consists of a rotating body as a carrier body with two one other opposite receiving surfaces for the semiconductor wafers to be coated. For guidance the curved outer surface of the carrier body becomes a adapted to the curved outer surface of the carrier body Dome used in the surface of the outlet openings for the gas are arranged. There is little least a nozzle arranged so that the rotation body rotates around its axis as it passes through the rest gen nozzles is raised over the calotte surface. At the rotating body can be a spherical layer or an ellipsoidal layer. With the calotte accordingly, it is a spherical cap or a dome with a concave, ellipsoidal upper area. The nozzles can also be arranged  that the body of revolution is perpendicular to each other other standing axes rotates, whereby an optimal loading movement of the semiconductor wafers in the gas stream of the reactor is achieved.

Further advantageous refinements of the invention emerge from the subclaims. Furthermore, the invention is explained in more detail below on the basis of exemplary embodiments. Figs. 1 and 2 herein show sectional views through a gas reactor and by the device for guiding the support body to be coated semiconductor wafers. FIG. 3 shows a layer formed as a ball carrier body in a perspective view.

Referring to FIG. 1, a quartz reactor 1 is surrounded by a coil 2, the system for the inductive heating of the holder for serving to be coated semiconductor wafers. The gas stream 22 for lifting the support body 7 is preferably still in the wall of the reactor and there occurs at an opening 23 from the guide channel 3 in the support system for the support body 7 . The mounting system preferably consists of a body 4 with a connection opening to the gas supply 23 and a cavity 8 , in which the levitation gas is distributed below the nozzle openings 5 . Above the nozzle openings 5 , the carrier body 7 is arranged, which is raised by the escaping gas. The carrier body 4 preferably has an edge flange 24 which surrounds the carrier body 7 and thus holds it in its position even in the raised and floating state. A further nozzle 6 is directed onto the outer edge 7 a of the carrier body 7 . The gas stream emerging from it strikes tangentially on the outer edge 7 a of the carrier body 7 in such a way that the carrier body held practically smoothly on the gas cushion is set in rotation about its axis of rotation. The bracket system consists, for example, of graphite.

In the arrangement according to FIG. 2, the support body is held in place by 7 by adhesion, the hydrodynamic paradox according to Bernoulli being used. The gas in turn enters through the guide channel 3 in the reactor wall in the mounting system 4 and flows through a channel 11 radially on the surface of the support body 7 from the outside. As a result, the carrier body 7 is suspended and at the same time set in rotation via a nozzle 6 a acting on the edge of the carrier body since Lich. The carrier body 7 is in turn laterally limited by a flange 10 on the body 4 so that it retains its axis of rotation during rotation.

Another structure for the mounting system results from FIG. 3. The carrier body 17 consists of a point-symmetrical rotating body with a curved outer surface 21 and two flat, mutually parallel outer surfaces 18 a and 18 b , to which the semiconductor plates 19 are applied. Here, a single semiconductor wafer or a plurality of semiconductor wafers can be attached to the surfaces mentioned. The Rota tion body 17 may be a spherical layer or an elliptical layer. The curved outer surface of the Rota tion body 17 is guided in a corresponding spherical cap 13 , which is designed as a spherical cap or as an ellipsoidal cap. In the concave dome surface, the nozzle outlet openings are arranged, the nozzle openings 15 providing for the lifting of the rotating body and thus for the gas storage of this body, while opening 14 causes the rotation of the body about its axis of rotation. This nozzle 14 can also be arranged so that the rotary body 17 rotates simultaneously around the axis of the calotte, so that the semiconductor wafers 19 to be coated optimally change their position in the gas stream.

The gas for lifting the rotating body and for its rotation is preferably passed through the cap body 12 from below, is distributed in the interior of the cap body 12 and then exits through the nozzle openings 14 and 15 . In the center of the spherical surface, for example, a guide pin 16 is arranged, which projects beyond the spherical surface and engages in a guide groove 20 on the circumference of the rotating body 17 . By this measure, the rotary body 17 is safely guided even in the raised state, so that it cannot fall out of the calotte guide. Of course, other measures are also conceivable for laterally holding or guiding the rotary body 17 . The Rota tion body 17 and the calotte body 12 are preferably made of graphite. The carrier gas for the deposition material is used as the levitation gas in example.

With the help of the method according to the invention and proper device has also succeeded extremely thin epitaxial layers in the order of 10 nm with a uniform layer thickness on a suitable substrate to separate bodies. It is also with the Invention device according to a very rapid gas change possible Lich what to achieve thin layer sequences of is of great importance.
